机台用途
本自动化系统用以在真空环境下,通过施加合适的压力和选用的温度,将特种的QFN胶带 (例如Tomoegawa PT-100, High-Link N-213)粘贴于固晶打线之后的引线框架背面。
Application
The automated system is designed to attach specific QFN tapes such as Tomoegawa PT-100, High-Link N-213 tapes onto the bottom surface of a QFN leadframe with dice attached and wire bonded, by means of pressing force coupled with optional heat, under vacuum condition.

Taping lamination inside a vacuum chamber to prevent air bubble trapped between the leadframe and the tape. 在真空腔内做 QFN 贴带,有效解决气泡问题。
Common tool for leadframe of same outline, feature and size means user convenience and low production cost. 同一外形特征尺寸的引线框架可共用夹具, 方便用户并降低制造成本。
Heated taping process to improve tape bond quality. 加热贴带, 优化粘合工艺。
Aligned tape position prior to lamination. 贴带前胶带已作精密对位。
Able to handle leadframe up to 300mm(L) x 100mm(W) in size. 可以处理最大达 300 毫米(长)x 100 毫米(宽)大小的引线框架。
Zero side pushing force applied on leadframe during taping. It is suitable for very thin leadframe or leadframes with single block design which are challenging to rolling lamination. 贴带过程中没有施加侧向力于引线框架上。可以适用于非常薄的引线框架或那些对侧向力异常敏感的单区设计的引线框架。
Able to handle various pressure-sensitive adhesive tapes. 适用于大多数的常温低温压感型胶带。
After tape lamination, a heat curing conveyor with multiple temperature stages is deployed to cure the tape and further improve the bonding strength. 贴带后的分段式加热传送带很好地提升胶带的贴合力。
